Mit dem Vorhabens hat BASC - gemäß der der Ziele von IKT 2020 zum Forschungsthema hochauflösende Lithographie für Nanostrukturen" beigetragen, indem wir - gemäß den Zielen der Verbundvorhaben "EUV-Lithographie für den 22 nm Knoten" und CATRENE- EXEPT - Komponenten und Lösungen für die zugehörige Messtechnik sowie die zu der Produktionseinführung notwendigen Geräte einer EUV Infrastruktur untersucht haben, die für einem Sprung der EUV Technologie von industrieller Grundlagenforschung hin zum Einsatz in der Chipproduktion erforderlich sind. Schwerpunkte unseres Beitrages sind Verfahren und Anlagen zur Qualifizierung und Qualitätssicherung, die bei der Herstellung defektfreier EUV-Maskenblanks und EUV-Masken - eine der Schlüsselherausforderungen der EUV-Lithographie -benötigt werden sowie Weiterentwicklungen und neue Konzepte für geeigneter Laborstrahlungsquellen und deren Integration in Messgeräte. Im Bereich der Vermessung der spektralen Reflektivität von funktioneilen Nanoschichten (Multilayer, Absorber) mit hoher Genauigkeit haben wir Geräte sowohl für den industriellen Einsatz als auch für flexible Anforderungen bei der F&E qualifiziert. Im Bereich der Masken Inspektion konnten wir zeigen, dass Laborsysteme dazu in der Lage sind kritische Defekte mit Abmessungen von < 30 nm im Durchmesser schnell zu finden und zu charakterisieren. Wie von International SEMATECH und in EXEPT betont, sind. Laborsysteme mit der Arbeitswellenlänge von 13,5 nm zwingend erforderlich, um unter Multilayerschichten verborgene Defekte sowie die Eigenschaften der Multilayerschichten und deren Oberflächen zu detektieren.
In line with the targets of IKT 2020 - BASC has delivered contributions to the research topic lithography with high resolution for nanostructures" according to the targets of the joint research consortium "EUV-Lithographie für den 22 nm Knoten" and of the CATRENE- EXEPT consortium. Such; BASC has investigated solutions and components for the required metrology and has developed or upgraded potential tools which are required as necessary infrastructure for supporting the ramp-up of EUVlithography to industrial mass production. Focus of our contributions was on procedures and machinery to measure the relevant physical core properties for the production of defect free and homogeneous mask blanks and masks. Those are still one of the most important key tasks and still key risks for the EUV-lithography. For being able to realize the required metrology tools with the demanded quality and throughput, we had to devote efforts to both basic research for expanding the accessible parameter space with our portfolio of lab sources and to the engineering of solutions for their effective integration and use in combination with selected EUV optics, gratings and detectors. Such; BASC has improved and qualified systems for spectrophotometric metrology on thin nano-layer systems (e.g. multilayers), thin foils and optical elements with techniques like reflectometry, spectrophotometry or transmission measurements for the typica demands of industrial use and - as an alternative- use in R&D Labs. The achieved quality is world-wide leading in the arena of standalone systems for the laboratory. With our new approaches in Nanoscopy (Microscopy with nm resolution) we demonstrated that it is possible with a device solution to find all defects down to 30 nm in diameter on a homogeneous mask blank area of > 10.000 mm2 in only a few hours. Such tools are expected to trigger progress in the mask production progress.
